Abstract

Semiconductor wafer dicing technologies have advanced significantly to meet the demands of device miniaturization, multilayer interconnects, and emerging applications in diverse wafer materials, including silicon, III-V semiconductors, and silicon-on-insulator (SOI) structures. This review provides a comprehensive evaluation of current state-of-the-art dicing methods, including blade dicing, laser ablation, stealth dicing, and plasma dicing, with a focus on their applicability to complex scribe lane structures, 3D integrated circuits (ICs), and photonic devices. For each technology, the fundamental mechanisms, governing equations, and process flows are systematically reviewed and discussed to provide a deeper understanding of their operational principles. The capabilities and limitations of each method are evaluated in terms of defect profiles, throughput, die strength, scribe width, and adaptability to scribe lane complexity. The review also explores the potential of hybrid dicing approaches and emerging solutions like femtosecond laser dicing and atomic layer etching for future wafer singulation, particularly in the context of 3D ICs, photonic integration, and heterogeneous packaging. Furthermore, the integration of artificial intelligence-based modeling and in situ metrology is anticipated to play a pivotal role in the development of adaptive, high-yield dicing platforms. These innovations are expected to support next-generation semiconductor scaling and facilitate the fabrication of complex, high-performance devices with enhanced functionality.
