Abstract

Nonvolatile floating gate memories with exceptional reliability and low power consumption are ideally suitable for extensive data memory and neuromorphic computing. However, the maximum memory window of a certain floating-gate device is typically a fixed, nontunable value, which restricts its applications in advanced devices. In this work, the expanding of the maximum window is achieved by controlling the defect-induced charge-trapping behavior in graphene floating-gate. The trapping behavior is tailored by ozone modification and surface functionalization, which successfully expands the maximum memory window by more than 20%. The graphene/h-BN/ReS 2 device also exhibits a high on/off ratio (10 6 ), superior data retention capabilities (10 4 s), and remarkable cyclic endurance (1000 cycles). This strategy can significantly enhance the functionality of floating-gate memory devices, highlighting their potential in advanced optoelectronic applications.
